[origin: US4732837A] The invention relates to new mixed ester photosensitive compounds and photosensitizer compositions comprised thereof. The photosensitive compounds and photosensitizer compositions are prepared by condensing phenolic compounds with a 1,2-naphthoquinonediazide-5-sulfonic acid halide and an organic acid halide in specific ratios. Photoresist compositions comprising the photosensitive compounds and photosensitizer compositions are also disclosed. The photosensitizer compositions exhibit excellent solution stability and resistance to precipitation when formulated in alkali-soluble resin photoresist compositions. The photoresist compositions have enhanced lithographic properties.

Die Erfindung betrifft ein lichtempfindliches Gemisch, enthaltend ein in wäßrigen Systemen unlösliches, in wäßrig alkalischen und organischen Lösemitteln lösliches, zumindest aber quellbares Bindemittel sowie eine lichtempfindliche Verbindung, die dadurch gekennzeichnet ist, daß sie ein Kondensationsprodukt ist aus einer Phenolverbindung mit einer Mischung aus einem l,2-Naphthochinondiazid-5-sulfonsäurechlorid (Diazoverbindung) und einem organischen Säurehalogenid. Das erfindungsgemäße lichtempfindliche Gemisch weist eine erhöhte Lösungsstabilität, Lagerfähigkeit und einen größeren Bildkontrast beim Belichten auf. Beim Entwickeln mit einem metallionenfreien Entwickler wird eine längere Induktionszeit beobachtet.
