[origin: WO8703687A1] The field effect transistor comprises a T-shaped substrate wherein are executed in a grid zone (2) close to the extremity of the leg of the T two N-type diffusions to form the source (3) and the drain (4) and a grid opening (14) in a grid zone (2), said N-type diffusions extending and diverging towards the zone of the substrate where the leg of the T joins the transverse bar, the field deflect transistor being characterized in that the source (3) and drain (4) diffusions are surrounded by a P-type diffusion forming a guard ring (6) at the zone of the grid (2), in that between the grid zone (2) and the junction zone of the bar of the T with its leg, a P-type diffusion zone surrounds on each side the drain (4) and the source (3) diffusions and in that the length of the leg of the T is reduced and the N-type diffusions stop at immediate proximity of the junction of the leg with the transverse bar of the T.

Transistor à effet de champ sélectif aux ions et son procédé de fabrication. Le transistor à effet de champ comporte un substrat en forme de T dans lequel sont exécutées, dans une zone de grille (2) proche de l'extrémité de la jambe du T, deux diffusions de type N pour constituer la source (3) et le drain (4) et une ouverture de grille (14) dans une zone de grille (2), lesdites diffusions de type N se prolongeant en s'écartant vers la zone du substrat où la jambe du T rejoint la barre transversale, caractérisé en ce que les diffusions de source (3) et de drain (4) sont entourées par une diffusion de type P constituant un anneau de garde (6) au niveau de la zone de grille (2), en ce qu'entre la zone de grille (2) et la zone de jonction de la barre du T avec sa jambe, une zone de diffusion du type P entoure de chaque côté les diffusions de drain (4) et de source (3) et en ce que la longueur de la jambe du T est réduite et les diffusions de type N s'arrêtent à proximité immédiate de la jonction de la jambe et de la barre transversale du T.
