[origin: JPH0379268A] PURPOSE: To guarantee the high geometrical quality of a polished wafer by rendering mobile the residues produced in a polishing cloth during polishing process, using liquid to flow through, and conveying the residues out of the polishing cloth. CONSTITUTION: A baseplate 4 tightened transversely to a polishing cloth 2 is placed, and a supply conduit 8 for supplying a treatment liquid under pressure is placed within the baseplate 4. Exit openings 7 for the treatment liquid are formed in the working surface of the baseplate 4. After a wafer is polished with the polishing cloth 2, the treatment liquid is supplied from the supply conduit 8 to the polishing cloth 2 through the exit openings 7 and made to flow through. Thereby residues produced during polishing process in the polishing cloth 2 are rendered mobile under the pressure by the treatment liquid flow and conveyed out of the polishing cloth 2.

Beim chemomechanischen Polieren, insbesondere von Halbleiterscheiben, sinkt mit steigender Standzeit des Poliertuches der Abtrag und die geometrische Qualität der Scheiben. Dies kann dadurch verhindert werden, daß jeweils nach dem Poliervorgang eine Aufbereitung des Poliertuches in der Weise erfolgt, daß dem Poliertuch, im wesentlichen ohne mechanische Beanspruchung, ein Druckfeld aufgeprägt wird, durch welches eine Aufbereitungsflüssigkeit zum Durchströmen des Inneren des Poliertuches gebracht wird und dabei die beim Polieren entstandenen Rückstände mobilisiert und austrägt. Zur Durchführung des Verfahrens eignet sich eine quer über das Poliertuch (2) gelegte Grundplatte (4) mit einer mit Austrittsöffnungen (7) für die Aufbereitungsflüssigkeit versehenen ebenen Arbeitsfläche. Bei der Aufbereitung wird die Aufbereitungsflüssigkeit unter der Grundplatte (4) in das bewegte Poliertuch (2) gedrückt, so daß dieses nach und nach von der durchströmten Zone durchwandert wird.
