Abstract (en)
To monitor and control the electro plating deposition of layers on electrically conductive and flexible substrates, a distortion of the substrate (14,51) is measured directly at the substrate during the plating action. The measured distortions are evened out by variation of the process parameters in parallel with the measuring operation. Also claimed is an appts. with a monitor (18,19) at the rear side of the substrate (14) to measure substrate movement.

Die Erfindung betrifft ein Verfahren und eine Vorrichtung zur Überwachung und Steuerung der flächigen galvanischen Abscheidung dicker Schichten auf elektrisch leitfähigen flexiblen Substraten, wobei eine Verformung des Substrats (14, 51) direkt am Substrat während des Galvanisiervorganges gemessen und die während des Galvanisiervorganges gemessene Verformung durch Variation der Verfahrensparameter parallel zum Meßvorgang ausgeglichen wird. Durch vorteilhafte Ausgestaltung der Erfindung läßt sich insbesondere der Stofftransport zum Substrat (14) kontrollieren und beeinflussen. <IMAGE>
