Abstract (en)
The invention proposes that between object (6) and image (8) planes a system of fixed and movable lenses is provided, the gap between the planes being fixed. At the object end is a fixed lens with negative refractive force. There then follows a group (33) of lenses (31,32) having positive refractive powers and a second group (36) of lens (35) with positive and lens (37) with negative refractive forces. These two groups are adjustable in position. Finally a fixed lens (38) having positive refractive force.

Ein Zoom-System für eine Beleuchtungseinrichtung einer mikrolithographischen Projektionsbelichtungsanlage ist als Brennweiten-Zoom aufgebaut. Die Linsen des Zoom-Systems definieren eine Objektebene (6) und eine Bildebene (8), welche eine Fourier-transformierte Ebene zur Objektebene ist. Das System zeichnet sich durch eine große Dehnung der in der Bildebene ausgeleuchteten Fläche aus, wobei Dehnungsfaktoren größer als vier möglich sind. Dies wird durch große Verschiebewege verschiebbarer Linsengruppen (33, 36) erreicht. <IMAGE>
