    Description

    Technical Field



    [0001] The present invention relates to a semiconductor device and to a high voltage withstanding semiconductor device in which suppression of short circuiting current, reduction in gate capacitance and suppression of oscillation at the time of short circuiting can be achieved at the same time.

    Background Art



    [0002] In the field of a high voltage withstanding semiconductor device that controls a voltage exceeding several hundred volts, element characteristics wherein heat emission, that is to say, loss is suppressed are required because the current handled is great. In addition, as for a driving system of a gate that controls this voltage and current, a voltage drive element of which the driving circuit is small so that the loss therein is small is desirable.

    [0003] In recent years, because of the above described reasons, an insulated gate bipolar transistor, that is to say, an IGBT, has come into wide use as an element wherein a voltage drive is possible and loss is small in this field. The structure of this IGBT is a structure wherein the impurity concentration of the drain is lowered so as to secure the withstanding voltage in a MOS (metal oxide semiconductor) transistor and the drain can be regarded as a diode in order to reduce the drain resistance.

    [0004] Thus, a diode carries out a bipolar operation in an IGBT and, therefore, in the present application the source of the MOS transistor of an IGBT is referred to as an emitter and the drain is referred to as a collector.

    [0005] A voltage of several hundred volts is applied between the collector and the emitter of an IGBT, which is a voltage drive element and which is controlled by the gate voltage of which the voltage is ± several volts to several tens of volts. In addition, in many cases an IGBT is used as an inverter, wherein the voltage between the collector and the emitter is low in the case that the gate is in the on condition so that a great amount of current flows while no current flows and the voltage between collector and the emitter is high in the case that the gate is in the off condition.

    [0006] Since the operation of an IGBT is carried out conventionally in the above described mode, the loss is divided into constant loss, which is a product of current and voltage in the on condition, and switching loss at the time of transition wherein the on condition and the off condition are switched. The product of leak current and voltage in the off condition is so small that it can be ignored.

    [0007] On the other hand, it is important to prevent breakdown of the element during an abnormal state such as, for example, in the case that the load is short circuited. In this case, the gate is turned on while the power source voltage of several hundred volts is applied between the collector and the emitter so that a large current flows.

    [0008] In an IGBT having a structure wherein a MOS transistor and a diode are connected in series the maximum current is controlled by the saturation current of the MOS transistor. Therefore, the current control works even at the time of short circuiting, as described above, so that breakdown of the element due to heat emission of a constant period of time can be prevented.

    [0009] In IGBTs of recent years, however, a trench gate IGBT that has adopted a trench gate in order to further reduce loss has come into wide use. Since a trench gate IGBT is an element wherein the MOS transistor portion is miniaturized, the gate capacitance becomes large and the saturation current becomes very large at the time of short circuiting so as to tend to break down for a short period of time due to a great heat emission.

    [0010] Furthermore, in recent years there has been a phenomenon wherein a malfunction is caused by the occurrence of oscillation in the gate,voltage, gate current, collector-emitter voltage and collector current at the time of short circuiting due to the feedback capacitance of an IGBT as described in, for example, "Proceedings of 1998 International Symposium on Power Semiconductor Devices & ICs, p. 89." Such an oscillation phenomenon due to the feedback capacitance has become an increasingly serious problem in an element of which the gate capacitance is large such as a trench gate IGBT. A prior art and problems thereof are described from such a point of view in the following.

    [0011] Fig. 52 is a cross sectional view schematically showing the configuration of a high voltage withstanding semiconductor device according to a prior art. In reference to Fig. 52, a p-type body region 102 is formed in the first main surface of an n- silicon substrate 101, which has a concentration of approximately 1 × 1014 cm-3. The concentration of this p-type body region 102 is approximately 1 × 1016 cm-3 to 1 × 1018 cm-3 and the depth from the first main surface is approximately 3 µm. An n-type emitter region 103 and a p+ impurity region 106 are formed in the first main surface within this p-type body region 102.

    [0012] The concentration of this n-type emitter region 103 is 1 × 1019 cm-3, or greater, and the depth is approximately 0.5 µm. The p+ impurity region 106 is formed so as to provide a low resistance contact with p-type body region 102 and has the concentration of approximately 1 × 1020 cm-3:

    [0013] A trench 101a for a gate, of which the depth is 3 µm to 10 µm, is created so as to penetrate this n-type emitter region 103 and p-type body region 102 and to reach n- silicon substrate 101. The pitch of this trench 101a for a gate is, in general, 2.0 µm to 6.0 µm. A gate insulating film 104a, made of, for example, a silicon oxide film having a thickness of 30 nm to 200 nm, is formed so as to line the inner surface of this trench 101a. A gate electrode 105a made of polycrystal silicon, into which phosphorous, for example, is introduced at a high concentration, is formed so as to fill in this trench 101a for a gate.

    [0014] An insulating film 109 is formed on the first main surface and a hole 109a for opening a portion of the first main surface is provided in this insulating film 109. A barrier metal layer 110 is formed at the bottom of this hole 109a. An emitter electrode 111 is electrically connected to p-type body region 102 and to n-type emitter region 103 via this barrier metal layer 110.

    [0015] An n-type buffer region 107 and a p-type collector region 108 are formed in the second main surface of n- silicon substrate 101. A collector electrode 112 made of, for example, an aluminum compound is electrically connected to this p-type collector region 108.

    [0016] In the above described semiconductor device, for example, at the time of the connection of an inverter, the gate potential G of gate electrode 105a is -15V in the off condition in reference to the emitter potential E and is a control signal in a pulse form set at +15V in the on condition while the collector potential of collector electrode 112 follows the gate potential so as to be approximately in the operational voltage range between the power supply voltage and saturation voltage.

    [0017] Fig. 53 shows a schematic cross sectional view showing a terminal portion of the cell region of a high voltage withstanding semiconductor device according to a prior art. In reference to Fig. 53, a p-type impurity region 121 is formed so as to have a concentration of, for example, 1 × 1016 cm-3 to 1 × 1018 cm-3 in the first main surface of the terminal portion of the region wherein a plurality of cells are arranged. This p-type impurity region 121 is formed deeper than p-type body region 102 from the first main surface and has a structure that mitigates the electrical field due to the potential gap between the outer most peripheral portion of the chip and the cell region.

    [0018] The structure of Fig. 52 has been improved so as to gain semiconductor devices as disclosed in USP 6,040,599 and in Japanese Patent Laying-Open No. 9-331063. In the following, these semiconductor devices are described.

    [0019] Fig. 54 is a cross sectional view schematically showing the configuration of the semiconductor device disclosed in USP 6,040,599. In reference to Fig. 54, the structure of this semiconductor device substantially differs from the configuration of Fig. 52 in the point that a high concentration n-type impurity region 114 is added. This high concentration n-type impurity region 114 is provided in a portion that contacts p-type body region 102 within n- silicon substrate 101.

    [0020] Here, the parts of the configuration other than this are substantially the same as the above described configuration shown in Fig. 52 and, therefore, the same signs are attached to the same members, of which the descriptions are omitted.

    [0021] In the configuration shown in Fig. 54, a barrier against carriers can be formed because of the existence of high concentration n-type impurity region 114. Therefore, the carrier concentration on the emitter side of n-silicon substrate 101 can be increased without reducing the area of p-type body region 102. Thereby, the on resistance and the on voltage can be reduced.

    [0022] Fig. 55 is a cross sectional view schematically showing the, configuration of a semiconductor device disclosed in the Japanese Patent Laying-Open No.9-331063. In reference to Fig. 55, the configuration of this semiconductor device differs from the configuration shown in Fig. 52 in the point that a so-called emitter trench is provided. This emitter trench is formed of a trench 101b for an emitter provided in the first main surface of the substrate, an insulating film 104b for an emitter formed along the inner surface of this trench 101b for an emitter and an emitter electrode 105b that fills in trench 101b for an emitter. This electrode 105b for an emitter is electrically connected to an emitter electrode 111 via a hole 109b provided in insulating layers 109A and 109B. Such an emitter trench is provided in a region that is, for example, sandwiched by two trenches 101a for gates.

    [0023] Here, the parts of the configuration other than this are substantially the same as the above described configuration shown in Fig. 52 and, therefore, the same signs are attached to the same members, of which the descriptions are omitted.

    [0024] According to the above described gazette, when the distance dx between trench 101a for a gate and trench 101b for an emitter is 0.2 µm and the pitch Pi of trenches 101a for gates is 5.3 µm in the configuration of Fig. 55, the carrier concentration on the emitter side increases and the on resistance (that is to say, voltage between the collector and the emitter in the IGBT under a constant current; saturation voltage) of the IGBT can be reduced so that the steady-state loss can be suppressed.

    [0025] However, in the configuration (Fig. 54) disclosed in USP 6,040,599 the depletion layer becomes resistant to expansion from gate 105a because of the existence of high concentration n-type impurity region 114. Thereby, the gate capacitance on the drain side becomes great so that a problem arises wherein oscillation occurs at the time of short circuiting.

    [0026] In addition, in the configuration disclosed in USP 6,040,599 the saturation current becomes very great in the case that trenches 101a for gates are designed with a conventional pitch and a problem arises wherein the withstanding capacity, itself, against short circuiting is lowered.

    [0027] Furthermore, in the configuration disclosed in USP 6,040,599, since the gate capacitance is great, a problem arises wherein a switching time delay occurs and a gate drive circuit of a large capacitance becomes necessary.

    [0028] In addition, in the configuration (Fig. 55) disclosed in Japanese Patent Laying-Open No. 9-331063, the saturation voltage is lowered by reducing (2 × dx)/Pi. In order to lower the saturation voltage, however, it is not necessary for conductive layer 105b, which fills in trench 101b for an emitter, to be at the emitter potential and oscillation control is not taken into consideration. Therefore, in the case that the potential of conductive layer 105b, which fills in trench 101b for an emitter, becomes of the gate potential or of a floating potential or in the case that other conditions have fluctuated, a problem arises wherein oscillation occurs at the time of short circuiting even if conductive layer 105b becomes of the emitter potential. This is described in detail in the following.

    [0029] In order to gain the effects of the invention disclosed in Japanese Patent Laying-Open No. 9-331063, it is essential for (2 × dx)/Pi to be small. Here, (2 × dx)/Pi is a ratio of p-type body region 102 that is connected to the emitter potential E in a cell.

    [0030] In addition, in Japanese Patent Laying-Open No. 7-50405 that discloses an invention that is similar to the invention according to Japanese Patent Laying-Open No. 9-331063, it is cited as a requirement that (Pi + dy)/(2 × dx) is no less than five when the difference between the depth of a trench and the depth of a p-type body region is dy. Here, dx is the width of a p-type body region that is connected to the emitter potential E and that corresponds to one channel of a MOS transistor.

    [0031] That is to say, in the invention according to Japanese Patent Laying-Open No.9-331063, the requirement for the lowering of the saturation voltage specifies that Pi/dx is large, irregardless of dy and does not specify that conductive layer 105b, which fills in trench 101b for an emitter, becomes of the emitter potential.

    [0032] Fig. 56 is a diagram showing an equivalent circuit of an IGBT. In reference to Fig. 56, in the inventions according to Japanese Patent Laying-Open No.7-50405 and Japanese Patent Laying-Open No.9-331063, Pi/dx is increased so that Pi is increased in reference to dx, which is restricted because of a microscopic processing limitation. Therefore, a portion of a MOS transistor structure formed in a unit area is reduced. Accordingly, the voltage drop Vmos in the MOS transistor Tr portion becomes greater than that in the structure of Fig. 52 wherein there is no emitter trench.

    [0033] On the other hand, in the inventions according to Japanese Patent Laying-Open No.7-50405 and Japanese Patent Laying-Open No.9-331063, the carrier concentration in a region in the vicinity of the emitter side of n-type substrate 101 rises, as shown in Japanese Patent Laying-Open No. 7-50405 and, therefore, the voltage drop Vdi in the diode Di portion becomes smaller than in the structure of Fig. 52 wherein there is not emitter trench.

    [0034] The saturation voltage of the IGBT is represented by the sum of Vmos and Vdi and, therefore, the condition wherein (Pi + dy)/(2 × dx) is no less than five, as described in Japanese Patent Laying-Open No. 7-50405, has no basis.

    [0035] In reference to this, "Proceedings of 1995 International Symposium on Semiconductor Devices & ICs," pp. 486-491 describes wherein in the case that a parameter of the MOS transistor portion is made a constant, the saturation voltage rises because the voltage drop in the MOS transistor becomes great when Pi/dx is made too large.

    [0036] The optimal range of Pi/dx changes depending on the parameters of the MOS transistor portion, such as the thickness of the gate insulating film and the channel length, the parameters of the diode portion, such as the thickness of the substrate and the lifetime within the substrate, the depth of the trench, current density, and the like, when the collector injection efficiency is set at a constant, as shown in "Proceedings of 1998 International Symposium on Semiconductor Devices & ICs," pp. 43-46.

    [0037] However, when the existing general parameters of an IGBT are used and dx is set at 1.5 µm to 2.5 µm, which are realistic values, the optimal Pi/dx becomes approximately five to eight in a high voltage withstanding IGBT of the 5000 V class. In addition, in the case that the collector injection efficiency is low, such as in an NPT (non-punch through) type IGBT of the 1000 V class, the effects of lowering the saturation voltage can be gained when Pi/dx is approximately eight while, contrarily, the saturation voltage increases when Pi/dx is approximately three in the case that dx is 2 µm and the current density is 100 A/cm'.

    [0038] Thus, in the invention according to Japanese Patent Laying-Open No. 9-331063, the necessity for the conductive layer 105b, which fills in trench 101b for an emitter, to be of the emitter potential merely requires that no channel be formed on a sidewall of trench 101b for an emitter. However, in the configuration shown in Fig. 55 disclosed in the above described gazette, an n+ emitter region 103 is not provided on a sidewall of trench 101b for an emitter so that no channel is formed on the sidewall. Accordingly, conductive layer 105b, which fills in trench 101b for an emitter, is not at the emitter potential and, even in the case that it is, for example, at a floating potential or at the gate potential, the effects of the reduction of the saturation voltage can be gained so that the necessity for lowering the saturation voltage does not require conductive layer 105b, which fills in trench 101b for an emitter, to be at the emitter potential.

    [0039] Accordingly, in the case that the potential of conductive layer 105b, which fills in trench 101b for an emitter, becomes of the gate potential or at a floating potential, or in the case that other conditions fluctuate even if the potential of the conductive layer becomes of the emitter potential, oscillation occurs at the time of short circuiting.

    [0069] In addition, in a technique wherein a p-type body region of a wide floating potential is secured, there is a possibility that latch up may occur due to a lack of area of the p-type body region of the emitter potential as shown in, for example, US 4,994,871.

    [0070] US 5,895,951 A discloses a MOSFET device, which includes a plurality of vertical cells. Each vertical cell includes a source, a drain and a channel for conducting the source-to-drain current therethrough. Each of the vertical cells is surrounded by a polysilicon layer acting as a gate for controlling the source-to-drain current through the channel. The MOSFET device further includes a plurality of doping trenches filled with trench-filling materials. The MOSFET device further includes a plurality of deep-doped regions disposed underneath the doping trenches, wherein the deep-doped regions extend downwardly to a depth, which is substantially a sum of an implant depth of the deep-doped regions and a vertical diffusion depth below a bottom of the doping trenches.

    [0071] US 6 111 290 A describes a semiconductor device having a high breakdown voltage. Specifically, insulating layers are buried at regions in an n--silicon substrate located between gate trenches. Such a structure is described to increase a carrier density at a portion near an emitter. Furthermore, not only one but also a plurality of emitter trenches adjacent to each other may be arranged between two gate trenches.

    [0072] US 6 020 024 A describes a method for forming a metal gate structure. In particular, the capacitance-limiting presence of an SiO2-layer in the gate oxide stack is limited or eliminated.

    Disclosure of the invention



    [0073] A purpose of the present invention is to provide a semiconductor device that can reduce the on resistance and the saturation voltage and, in addition, reduce the saturation current and, furthermore, can suppress oscillation.

    [0074] A semiconductor device according to the present invention is defined by the appended claims. According to the present invention, the stabilizing plate capacitor has a greater capacitance than the gate-drain capacitor and, therefore, it becomes possible to suppress the oscillation at the time of short circuiting.

    [0075] In addition, the MOS transistor density can be reduced while suppressing the saturation voltage by providing the stabilizing plate. Therefore, a switching time delay due to increase in the gate capacitance can be prevented and a gate drive circuit of a large capacitance can be made unnecessary.

    [0076] In addition, since the density of the insulating gate type field effect transistor can be reduced, the saturation current can be reduced and the withstanding capacity against short circuiting can be increased.

    [0077] In addition, it is not necessary to have a configuration wherein a stabilizing plate is filled in into a trench of a broad width. Therefore, the deterioration in productivity with respect to the etching back of the gate electrode material at the time when the above described configuration is formed can be avoided.

    [0079] The film thickness of the insulating film for the plate in a portion wherein the stabilizing plate is opposed to the drain region is preferably thinner than the film thickness of the gate insulating film in a portion wherein the gate electrode is opposed to the drain region according to the above described aspect.

    Claims

    1. An insulated gate bipolar transistor comprising:

    an insulating gate type field effect transistor portion having a source region (3) and a drain region (1), which are opposed to each other sandwiching a body region (2) of a conductivity type opposite to that of the source region (3) and that of the drain region (1), as well as a gate electrode (5a), which is opposed to said body region (2) sandwiching a gate insulating film (4, 4a);

    a stabilizing plate (5b), made of a conductor or of a semiconductor, which is opposed to said drain region (1) sandwiching an insulating film (4, 4b) for a plate and which forms, together with said drain region (1), a capacitor; and

    a semiconductor substrate having a first main surface and a second main surface that are opposed to each other, wherein said body region (2) is uniformly distributed over the entirety of the first main surface, wherein:

    a plurality of transistors of the same type as said insulating gate type field effect transistor are arranged side by side;

    one said stabilizing plate (5b) is arranged in a region sandwiched by two of said insulating gate type field effect transistors;

    said semiconductor substrate has a trench (1a) for a gate formed at the first main surface, and a trench (1b) for an emitter formed at the first main surface, said gate electrode (5a) filling said trench (1a) for a gate, said stabilizing plate (5b) filling said trench (1b) for an emitter, wherein an upper surface of stabilizing plate (5b) is positioned within trench (1b) for an emitter;
    and

    a stabilizing plate capacitor formed between said stabilizing plate (5b) and said drain region (1) has a capacitance greater than that of a gate-drain capacitor formed between said gate electrode (5a) and said drain region (1), wherein in said stabilizing plate (5b) is electrically connected to said source region (3)

    wherein an impurity diffusion region (6) of a conductivity type opposite to that of the source region (3) and that of the drain region (1) is formed in the body region (2) at the first main surface between said trench (1a) for a gate and said trench (1b) for an emitter and has an impurity concentration higher than the impurity concentration of said body region (2).


     
    2. The insulated gate bipolar transistor according to claim 1, characterized in that the film thickness of said insulating film (4b) for a plate in a portion where said stabilizing plate (5b) is opposed to said drain region (1) is thinner than the film thickness of said gate insulating film (4a) in a portion where said gate electrode (5a) is opposed to said drain region (1).
     
    3. The insulated gate bipolar transistor according to claim 1, characterized in that the dielectric constant of said insulating film (4b) for a plate in a portion where said stabilizing plate (5b) is opposed to said drain region (1) is greater than the dielectric constant of said gate insulating film (4a) in a portion where said gate electrode (5a) is opposed to said drain region (1).
     
    4. The insulated gate bipolar transistor according to claim 1, characterized in that the area where said stabilizing plate (5b) is opposed to said drain region (1) is greater than the area where said gate electrode (5a) is opposed to said drain region (1).
     
    5. The insulated gate bipolar transistor according to claim 1, characterized in that the impurity concentration of said drain region (1) in a portion opposed to said stabilizing plate (5b) is higher than the impurity concentration of said drain region (1) in a portion opposed to said gate electrode (5a).
     
    6. The insulated gate bipolar transistor according to claim 4, characterized in that the ratio of the length where said drain region (1) is opposed to said stabilizing plate (5b) to the length where said body region (2) is opposed to said stabilizing plate (5b) is greater than the ratio of the length where said drain region (1) is opposed to said gate electrode (5a) to the length where said body region (2) is opposed to said gate electrode (5a).
     
    7. The insulated gate bipolar transistor according to claim 1, characterized in that said gate electrode (5a) has two sides opposed to each other and is opposed to said body region (2) in each of said two sides.
     
    8. The insulated gate bipolar transistor according to claim 1, characterized in that an electrode (11) on the source side and an electrode (12) on the drain side are both formed in the first main surface of said semiconductor substrate.
     
    9. The insulated gate bipolar transistor according to claim 1, characterized in that an electrode (11) on the source side is formed in the first main surface of said semiconductor substrate and an electrode (12) on the drain side is formed in the second main surface of said semiconductor substrate.
     
    10. The insulated gate bipolar transistor according to claim 1, characterized in that said trench (4a) for a gate reaches said drain region (1).
     
    11. The insulated gate bipolar transistor according to claim 1, characterized in that a plurality of cells each of which includes said insulating gate type field effect transistor portion are arranged side by side and said stabilizing plate (5b) is arranged in a terminal portion of said plurality of cells arranged.
     
    12. The insulated gate bipolar transistor according to claim 11, characterized in that a plurality of plates of the same type as said stabilizing plate (5b) are arranged in the terminal portion of said plurality of cells.
     


    Ansprüche

    1. Ein Bipolartransistor mit isoliertem Gate weist auf:

    einen Isoliert-Gate-Typ-Feldeffekttransistorabschnitt mit einer Sourceregion (3) und einer Drainregion (1), die einander gegenüberliegend zwischen sich eine Body-Region (2) eines Leitungstyps entgegengesetzt zu jenem der Sourceregion (3) und jenem der Drainregion (1) einschließen, sowie eine Gateelektrode (5a), welche der Body-Region (2) mit einer Gateisolierschicht (4, 4a) dazwischen gegenüberliegt;

    eine Stabilisierungsplatte (5b) aus einem Leiter oder einem Halbleiter, welche der Drainregion (1) mit einer Isolierschicht (4, 4b) für eine Platte dazwischen gegenüberliegt und welche zusammen mit der Drainregion (1) einen Kondensator ausbildet; und

    ein Halbleitersubstrat mit einer ersten Hauptoberfläche und einer zweiten Hauptoberfläche, die einander gegenüberliegen, wobei die Body-Region (2) gleichförmig über die Gesamtheit der ersten Hauptoberfläche verteilt ist, wobei:

    eine Mehrzahl von Transistoren des gleichen Typs wie der Isoliert-Gate-Typ-Feldeffekttransistor Seite an Seite angeordnet sind;

    eine Stabilisierungsplatte (5b) in einer Region angeordnet ist, die zwischen zwei Isoliert-Gate-Typ-Feldeffekttransistoren gefügt ist;

    das Halbleitersubstrat einen Graben (1a) für ein Gate aufweist, der an der ersten Hauptoberfläche ausgebildet ist, und einen Graben (1b) für einen Emitter, der an der ersten Hauptoberfläche ausgebildet ist, wobei die Gateelektrode (5a) den Graben (1a) für ein Gate füllt, die Stabilisierungsplatte (5b) den Graben (1b) für einen Emitter füllt, wobei eine obere Oberfläche der Stabilisierungsplatte (5b) innerhalb des Grabens (1b) für einen Emitter angeordnet ist, und

    ein Stabilisierungsplattenkondensator, der zwischen der Stabilisierungsplatte (5b) und der Drainregion (1) ausgebildet ist, eine Kapazität aufweist, die größer ist als jene eines Gate-Drain-Kondensators, der zwischen der Gateelektrode (5a) und der Drainregion (1) ausgebildet ist, wobei die Stabilisierungsplatte (5b) elektrisch mit der Sourceregion (3) verbunden ist,

    wobei eine Störstellenregion (6) eines Leitungstyps entgegengesetzt zu jenem der Sourceregion (3) und jenem der Drainregion (1) in der Body-Region (2) an der ersten Hauptoberfläche zwischen dem Graben (1a) für ein Gate und dem Graben (1b) für einen Emitter ausgebildet ist und eine Dotierungskonzentration aufweist, die höher ist als die Dotierungskonzentration der Body-Region (2).


     
    2. Bipolartransistor mit isoliertem Gate nach Anspruch 1, dadurch gekennzeichnet, dass die Schichtdicke der Isolationsschicht (4b) für eine Platte in einem Abschnitt, in dem die Stabilisierungsplatte (5b) der Drainregion (1) gegenüberliegt, dünner ist als die Schichtdicke der Gateisolationsschicht (4a) in einem Abschnitt, in dem die Gateelektrode (5a) der Drainregion (1) gegenüberliegt.
     
    3. Bipolartransistor mit isoliertem Gate nach Anspruch 1, dadurch gekennzeichnet, dass die Dielektrizitätskonstante der Isolationsschicht (4b) für eine Platte in einem Abschnitt, in dem die Stabilisierungsplatte (5b) der Drainregion (1) gegenüberliegt, größer ist als die Dielektrizitätskonstante der Gateisolationsschicht (4a) in einem Abschnitt, in dem die Gateelektrode (5a) der Drainregion (1) gegenüberliegt.
     
    4. Bipolartransistor mit isoliertem Gate nach Anspruch 1, dadurch gekennzeichnet, dass die Fläche dort wo die Stabilisierungsplatte (5b) der Drainregion (1) gegenüberliegt, größer ist als die Fläche dort, wo die Gateelektrode (5a) der Drainregion (1) gegenüberliegt.
     
    5. Bipolartransistor mit isoliertem Gate nach Anspruch 1, dadurch gekennzeichnet, dass die Dotierungskonzentration der Drainregion (1) in einem Abschnitt gegenüberliegend der Stabilisierungsplatte (5b) höher ist als die Dotierungskonzentration der Drainregion (1) in einem Abschnitt gegenüberliegend der Gateelektrode (5a).
     
    6. Bipolartransistor mit isoliertem Gate nach Anspruch 4, dadurch gekennzeichnet, dass das Verhältnis der Länge dort wo die Drainregion (1) der Stabilisierungsplatte (5b) gegenüberliegt, zu der Länge dort, wo die Body-Region (2) der Stabilisierungsplatte (5b) gegenüberliegt, größer ist als das Verhältnis der Länge dort wo die Drainregion (1) der Gateelektrode (5a) gegenüberliegt zu der Länge dort, wo die Body-Region (2) der Gateelektrode (5a) gegenüberliegt.
     
    7. Bipolartransistor mit isoliertem Gate nach Anspruch 1, dadurch gekennzeichnet, dass die Gateelektrode (5a) zwei Seiten aufweist, die einander gegenüberliegen, und der Body-Region (2) an jeder der beiden Seiten gegenüberliegt.
     
    8. Bipolartransistor mit isoliertem Gate nach Anspruch 1, dadurch gekennzeichnet, dass sowohl eine Elektrode (11) auf der Sourceseite als auch eine Elektrode (12) auf der Drainseite beide in der ersten Hauptoberfläche des Halbleitersubstrats ausgebildet sind.
     
    9. Bipolartransistor mit isoliertem Gate nach Anspruch 1, dadurch gekennzeichnet, dass eine Elektrode (11) auf der Sourceseite in der ersten Hauptoberfläche des Halbleitersubstrats ausgebildet ist und eine Elektrode (12) auf der Drainseite in der zweiten Hauptoberfläche des Halbleitersubstrats ausgebildet ist.
     
    10. Bipolartransistor mit isoliertem Gate nach Anspruch 1, dadurch gekennzeichnet, dass der Graben (4a) für ein Gate zu der Drainregion (1) reicht.
     
    11. Bipolartransistor mit isoliertem Gate nach Anspruch 1, dadurch gekennzeichnet, dass eine Mehrzahl von Zellen, von denen jede einen Isoliert-Gate-Typ-Feldeffekttransistorabschnitt beinhaltet, Seite an Seite angeordnet sind und die Stabilisierungsplatte (5b) in einem Endabschnitt der Mehrzahl von Zellen angeordnet ist.
     
    12. Bipolartransistor mit isoliertem Gate nach Anspruch 11, dadurch gekennzeichnet, dass eine Mehrzahl von Platten des gleichen Typs wie die Stabilisierungsplatte (5b) in dem Endabschnitt der Mehrzahl von Zellen angeordnet ist.

    1. Transistor bipolaire à grille isolée comprenant :

    une partie de transistor à effet de champ du type à grille isolante comportant une région de source (3) et une région de drain (1), qui sont opposées l'une à l'autre en prenant en sandwich une région de corps (2) d'un type de conductivité opposé à celui de la région de source (3) et à celui de la région de drain (1), ainsi qu'une électrode de grille (5a), qui est opposée à ladite région de corps (2) en prenant en sandwich un film isolant de grille (4, 4a) ;

    une plaque de stabilisation (5b), constituée d'un conducteur ou d'un semi-conducteur, qui est opposée à ladite région de drain (1) en prenant en sandwich un film isolant (4, 4b) pour une plaque et qui forme, avec ladite région de drain (1), un condensateur ; et

    un substrat semi-conducteur comportant une première surface principale et une deuxième surface principale qui sont opposées l'une à l'autre, dans lequel ladite région de corps (2) est uniformément répartie sur l'ensemble de la première surface principale, dans lequel

    une pluralité de transistors du même type que ledit transistor à effet de champ du type à grille isolante sont agencés côte à côte ;

    une dite plaque de stabilisation (5b) est agencée dans une région prise en sandwich par deux desdits transistors à effet de champ du type à grille isolante ;

    ledit substrat semi-conducteur a une tranchée (1a) pour une grille formée sur la première surface principale, et une tranchée (1b) pour un émetteur formé sur la première surface principale, ladite électrode de grille (5a) remplissant ladite tranchée (1a) pour une grille, ladite plaque de stabilisation (5b) remplissant ladite tranchée (1b) pour un émetteur, dans lequel une surface supérieure de plaque de stabilisation (5b) est positionnée à l'intérieur de la tranchée (1b) pour un émetteur ; et

    un condensateur de plaque de stabilisation formé entre ladite plaque de stabilisation (5b) et ladite région de drain (1) a une capacitance supérieure à celle d'un condensateur grille-drain formé entre ladite électrode de grille (5a) et ladite région de drain (1),

    dans lequel ladite plaque de stabilisation (5b) est connectée électriquement à ladite région de source (3)

    dans lequel une région de diffusion d'impuretés (6) d'un type de conductivité opposé à celui de la région de source (3) et à celui de la région de drain (1) est formée dans la région de corps (2) sur la première surface principale entre ladite tranchée (1a) pour une grille et ladite tranchée (1b) pour un émetteur et a une concentration d'impuretés supérieure à la concentration d'impuretés de ladite région de corps (2).


     
    2. Transistor bipolaire à grille isolée selon la revendication 1,
    caractérisé en ce que l'épaisseur de film dudit film isolant (4b) pour une plaque dans une partie où ladite plaque de stabilisation (5b) est opposée à ladite région de drain (1) est plus mince que l'épaisseur de film dudit film isolant de grille (4a) dans une partie où ladite électrode de grille (5a) est opposée à ladite région de drain (1).
     
    3. Transistor bipolaire à grille isolée selon la revendication 1,
    caractérisé en ce que la constante diélectrique dudit film isolant (4b) pour une plaque dans une partie où ladite plaque de stabilisation (5b) est opposée à ladite région de drain (1) est supérieure à la constante diélectrique dudit film isolant de grille (4a) dans une partie où ladite électrode de grille (5a) est opposée à ladite région de drain (1).
     
    4. Transistor bipolaire à grille isolée selon la revendication 1,
    caractérisé en ce que la zone où ladite plaque de stabilisation (5b) est opposée à ladite région de drain (1) est supérieure à la zone où ladite électrode de grille (5a) est opposée à ladite région de drain (1).

    caractérisé en ce que la concentration d'impuretés de ladite région de drain (1) dans une partie opposée à ladite plaque de stabilisation (5b) est supérieure à la concentration d'impuretés de ladite région de drain (1) dans une partie opposée à ladite électrode de grille (5a).

    caractérisé en ce que le rapport de la longueur où ladite région de drain (1) est opposée à ladite plaque de stabilisation (5b) sur la longueur où ladite région de corps (2) est opposée à ladite plaque de stabilisation (5b) est supérieur au rapport de la longueur où ladite région de drain (1) est opposée à ladite électrode de grille (5a) sur la longueur où ladite région de corps (2) est opposée à ladite électrode de grille (5a).
     
    7. Transistor bipolaire à grille isolée selon la revendication 1,
    caractérisé en ce que ladite électrode de grille (5a) a deux côtés opposés l'un à l'autre et est opposée à ladite région de corps (2) dans chacun desdits deux côtés.

    caractérisé en ce qu'une électrode (11) du côté de source et une électrode (12) du côté de drain sont toutes deux formées dans la première surface principale dudit substrat semi-conducteur.

    caractérisé en ce qu'une électrode (11) du côté de source est formée dans la première surface principale dudit substrat semi-conducteur et une électrode (12) du côté de drain est formée dans la deuxième surface principale dudit substrat semi-conducteur.

    caractérisé en ce que ladite tranchée (4a) pour une grille atteint ladite région de drain (1).
