(54) SURFACE-EMITTING LASER ELEMENT AND LASER MODULE USING SAME


(57) In a surface-emitting laser element 10 in which a cavity is formed by a lower multilayer mirror 12 and an upper multilayer mirror 16 and an active layer 32 is arranged between the lower multilayer mirror 12 and the upper multilayer mirror 16, carbon is modulation-doped in a barrier layer of the active layer 32 and a differential gain is increased to set a relaxation oscillation frequency in the cavity to exceed an optical communication frequency for modulating a laser light output from the surface-emitting laser element 10. Back-reflection tolerance is improved without decreasing an optical output and simplification and reduction in size of the surface-emitting laser element 10 are realized.
